چکیده

Most studies of the mean-free path accumulation function (MFPAF) rely on optical techniques to probe heat transfer at length scales on the order of the phonon mean-free path. In this paper, we propose and implement a purely electrical probe of the MFPAF that relies on photo-lithographically defined heater-thermometer separation to set the length scale. An important advantage of the proposed technique is its insensitivity to the thermal interfacial impedance and its compatibility with a large array of temperature-controlled chambers that lack optical ports. Detailed analysis of the experimental data based on the enhanced Fourier law (EFL) demonstrates that heat-carrying phonons in gallium arsenide have a much wider mean-free path spectrum than originally thought.

Broadband phonon mean free path contributions to thermal conductivity measured using frequency domain thermoreflectance.

Non-metallic crystalline materials conduct heat by the transport of quantized atomic lattice vibrations called phonons. Thermal conductivity depends on how far phonons travel between scattering events-their mean free paths. Due to the breadth of the phonon mean free path spectrum, nanostructuring materials can reduce thermal conductivity from bulk by scattering long mean free path phonons, wher...

Universal phonon mean free path spectra in crystalline semiconductors at high temperature

Thermal conductivity in non-metallic crystalline materials results from cumulative contributions of phonons that have a broad range of mean free paths. Here we use high frequency surface temperature modulation that generates non-diffusive phonon transport to probe the phonon mean free path spectra of GaAs, GaN, AlN, and 4H-SiC at temperatures near 80 K, 150 K, 300 K, and 400 K. We find that pho...

Phonon Engineering in Hetero- and Nanostructures

Phonons, i.e., quanta of lattice vibrations, manifest themselves practically in all electrical, thermal, optical, and noise phenomena in semiconductors and other material systems. Reduction of the size of electronic devices below the acoustic phonon mean free path creates a new situation for the phonons propagation and interaction. From one side, it may complicate heat removal from the downscal...

Evaluation of the Phonon Mean Free Path in Thin Films by using Classical Molecular Dynamics

A non-equilibrium molecular dynamic (NEMD) study has been performed to evaluate the phonon mean free path (MFP) of a solid material. Solid argon with a Lennard-Jones (L-J) potential is selected as a simulation material. The thermal conductivity of a thin film plays an important role in the design of nano-electro-mechanical systems (NEMS) or micro-electro-mechanical systems (MEMS) since heat rem...
